An undesirable Si-B layer is also formed during doping. This layer is removed by heating in a pure oxygen ambient at 750°C for 10 min. The Si-B layer reacts with oxygen, producing a boron silicon glass mixture (BSG), which can then be etched away by immersion in Hydrofluoric acid.
